Heat Spreaders

Characterized for Laser Diode and RF/Microwave Monolithic Integrated Circuits

The ALU and BeO family of devices provide an optimized mounting platform for Gallium Arsenide (GaAs) devices providing Dielectric Standoff, Thermal Spreading, and CTE Matching while the AlN series is optimized for Silicon (Si) devices.

Tabulated thermal resistance values assure device Junction Temperature control and management with the entire product family of ALU---, BeO---, ALN--- submount devices

Characteristics

5 micron dielectric border on the front side has “zero burrs” to facilitate edge mounted laser diodes and arrays and prevent solder/epoxy squeeze out.  The back side is fully metalized.

Edge to edge surface planarity on both sides is guaranteed at < 3 microns

Series Resonance: (C < 1pf) > 30GHZ
(C = 1to 2pf) > 22 GHZ

Breakdown Voltage: > 100V

Application Note

VCSEL (bottom surface) temperature = Tj = Ta + Pd (total thermal resistance)

Example 1 Tj = 25 °C + 5W (0.108 + 4.52 +0.108) = 48.7 °C
Example 2 Tj = 25 °C + 5W (0.108 + 0.49 +0.108) = 28.53 °C
